AMT Semiconductor brings together industry elites from Japan and Taiwan, and has a technical and management team with rich experience in FC-BGA products, and the core technical personnel of the team are proficient in the characteristics and applications of ABF materials. The company's process capacity is designed in 6-20 layers, the maximum size is 100*100mm, and the minimum line width spacing is 8/8um
FC-BGA packaging substrate is the upstream material of the integrated circuit packaging and testing industry, and it is the most technical and difficult subdivision in the packaging substrate industry. Domestic local manufacturers are almost in a "blank" situation in the field of FCBGA packaging substrates, which is currently a forgotten short version in China, and it is a serious stuck project.
FC-BGA substrate is a rigid carrier board for high-end computing chips, and is a carrier for chips, which has the advantages of small line width and line spacing, and many pins, and is highly performant in high-end chip fields such as CPU, GPU, AI, FPGA, ASIC, etc. With the surge in demand in the fields of big data, 5G, AI, and intelligent driving, the compound growth rate is estimated to be 11.5% in 2021~2026.
